AB  - A cross section set for CF3+ ions in CF4 gas has been assembled from the available experimental and theoretical data using a swarm method. Elastic cross section consistent with the available experimental mobility data has been derived and the set also includes the reactive cross sections. Reactive rates are deduced for collision energies of up to 500 eV. The transport properties of CF3+ ions in CF4 gas in DC (direct current) electric field fields at a gas temperature of T = 300 K were calculated as a function of the reduced electric field E/N (E is electric field and N is gas number density) by using a Monte Carlo simulation. The non-conservative collisions are also taken into account in the definition of transport coefficients.

AB  - Plazma nagrizanje predstavlja jedan od kritičnih koraka u izradi integrisanih kola. Dalja optimizacija plazma uređaja je potrebna jer nove generacije u tehnologiji zahtevaju različitu plazma hemiju. U ovom radu bavimo se uticajem radikala na plazma karakteristike, što je često zanemarivano u plazma modelima. Radikali dominiraju zahvatom elektrona čineći da je bazna smeša za nagrizanje slabo elektronegativna, a oni takođe modifikuju brzinu drifta preko modifikovanog balansa momenta. Mi smo koristili numerička rešenja Bolcmanove jednačine i Monte Karlo simulacije (MCS) za određivanje transportnih koeficijenata elektrona.
AB  - Plasma etching represents one of the critical steps in manufacturing of integrated circuits. Further optimization of plasma equipment is needed since new generations in technology require different plasma chemistry. In this paper, we will study the influence of radicals on the plasma characteristics, since it was often neglected in plasma models. The radicals dominate attachment of electrons as the basic etching mixture is weakly electronegative and they also affect the drift velocity through modified momentum balance. We have used numerical solutions to the Boltzmann equation and Monte Carlo simulations (MCS) to determine the transport coefficients of electrons.

AB  - In this work we present swarm data obtained for F- ions in molecular gas BF3 necessary to form the global models for the complex collisional plasmas. The new results for scattering cross section set and proposed transport coefficients for F- ions in BF3 that can be used in such models are presented. First we used Nanbu's theory based on thermodynamic threshold energies to calculate cross sections for binary collisions of Fions with BF3 molecules. Cross section for three body association reaction is included by using exothermic cross section for binary reaction normalized at selected pressure. Monte Carlo method is used to obtain swarm parameters at temperature of T=295 K and pressure of 133.32 Pa (1 Torr).

Transport parameters of F- ions in Ar/BF3 mixtures

AB  - In this paper we show predictions for the low-energy cross-sections and transport properties for the F− in Ar/BF3 mixtures which does not exist in the literature. These data are needed for modelling in numerous applications of technologically important Ar/BF3 discharges. Results for transport coefficients as a function of E/N (E is the electric field, N the gas density) were obtained by using the Monte Carlo technique. The Monte Carlo method is applied to obtain swarm parameters at the temperature T=300 K.

AB  - In this work we presented the new results for energy dependent cross-sections and transport coefficients as a function of E/N for F- ions in BF3 gas. Results were obtained by using the Monte Carlo technique for cross-section set determined on the basis of the Nanbu theory. Monte Carlo method is applied to obtain swarm parameters at temperature of T = 300 K.

AB  - Negativni halogeni joni su zastupljeni u različitim neravnotežnim plazmama koje su zastupljene u biomedicinskim uređajima, nanotehnologijama, električnim pražnjenjima i hemiji atmosfere. Prikazani su podaci za modelovanje niskotemperaturnih plazmi koje sadrže F- jone primenom globalnih i drugih plazma modela. Ovaj jon je izabran zbog svoje izuzetno velike elektronegativnosti, veoma je jak nukleofilni reagent i formira veoma jake veze sa Luisovim kiselinama u gasnoj fazi. Sa druge strane, neizbežan je u proizvodnji c-BN filmova. Efikasni preseci za rasejanje F- jona na atomima Ar i molekulima F2, CF4 i BF3 dobijeni su primenom Nanbuove teorije u kojoj je moguće razdvojiti elastične od reaktivnih sudarnih procesa. Kako bi se uočili efekti nekonzervativnih sudarnih procesa na brzine drifta, proračuni su rađeni do visokih vrednosti E/N (1000Td).
AB  - In this work we present swarm data obtained for F- ions in atomic and molecular gases necessary to form the global models for the complex collisional plasmas. We also present the new results for the simple scattering cross section set and proposed transport coefficients for F- ions in BF3 that can be used in such models. Nanbu’s theory based on thermodynamic threshold energies and separating elastic and reactive collisions is used to calculate cross sections for binary collisions of ions with atoms and molecules. For the cases in which the measured transport coefficients were available Momentum Transfer theory (MTT) was applied in order to unfold the cross sections from the measured transport data. Direct Monte Carlo method is applied to obtain swarm parameters at the temperature of T=300 K.

AB  - A pulsed Townsend apparatus is used to measure the mobility of a single negative ion species in N2O and N2O-N-2 gas mixtures. The range of the density-normalized electric field, E/N, is 6.5-100 Td (1 Townsend = 10(-17) V cm(2)) over the pressure range 10-250 Torr and temperature range 295-300 K. Based on previous work it is shown that the most likely drifting ion is N2O2-. A reaction scheme involving ion conversion and electron detachment is presented, ending with the formation of a stable N2O2- ion. The momentum transfer integral cross section for N2O2- in pure N2O and N-2 gases is derived from the above measurements. The unfolded cross sections are used as an initial guess and then further improved by ensuring good agreement between Monte Carlo calculated mobilities and the experimental results for the N2O-N-2 mixture.

AB  - Boron produced in plasma devices continues to be the main p-type dopant in ion implantation of semiconductor devices. Yet plasma parameters of most frequently used Boron rich gas, BF3, are not well established. Time resolved measurements of ion energy distributions in the cathode boundary [1] of a pulsed dc plasma doping system revealed possible role of the charge-transfer collisions between singly charged ions of various mass. The cross sections for scattering of B+, BF+ and BF2+ ions on BF3 molecule are calculated by using Nanbu's theory [2] separating elastic from reactive collisions. A Monte Carlo simulation technique was applied to perform calculations of transport parameters in DC electric fields.

AB  - A review of a wide range of electron swarm studies in several pure gases and gas mixtures is given. These studies include the determination of the cross section set for electrons in C(2)H(2)F(2) (R134a) based on recent measurements of transport data, the re-analysis of the cross sections for electrons in N(2)O and its mixtures with N(2) and SF(6) and, finally, the analysis of electron transport in N(2)-Ar and Xe-He mixtures. It was found that in the case of R134a further studies of the characteristic energy are needed for its mixtures with argon in pure gases in order to obtain a reliable set of cross sections. For N(2)O, a set has been developed that fits a wide range of data. However, some verification of significant changes in the shape of the attachment cross section should still be done. In two different sets of data for the mixtures of Xe and He and of Ar and N2, the existing cross sections do a very good job throughout most of the energy range, although some small adjustments may be sought at the higher end of the relevant energy range for xenon. In this paper we summarize the work already described in separate papers for each of the He-Xe and Ar-N(2) mixtures, and we present here a number of transport coefficients and analyses that were not included in the original papers.

Cross sections and transport properties of negative ions in rare gases

AB  - We have used a combination of a simple semi-analytic theory - Momentum Transfer Theory (MTT) and exact Monte Carlo (MC) simulations to develop momentum transfer cross sections of negative ions in collisions with noble gases based on the available data for reduced mobility at 300K as a function of E/N. At very low energies, we extrapolated obtained cross sections using Langevin's cross section and supplemented it by the total detachment cross section that was used from the threshold around 6 eV up to 100 eV. Other possible reactive processes have not been taken into account. AB  - The aim of the current work is to determine with relatively high accuracy the elastic momentum-transfer cross-sections of F- ions in collisions with noble gases Ar, Kr and Xe. We have applied a simple form of momentum-transfer theory (MTT) based on elastic collisions as the first step in order to develop negative fluorine ion/Ar, Kr, Xe elastic momentum-transfer cross-sections based on the available data for reduced mobilities at 300 K as a function of E/N. In our procedure MTT is used only as the initial step to make adjustments and thus save a lot of computation time. However, our final results have been all obtained by exact Monte Carlo (MC) technique that has been well tested and documented. The unfolded cross-sections were validated or further improved by assuring a good agreement between our MC calculated transport data and the available experimental results for reduced mobility and longitudinal diffusion in the range from 1 Td to 500 Td. We have also calculated the net rates of elastic scattering and detachment,

AB  - In this review paper, we discuss the current status of the physics of charged particle swarms, mainly electrons, having plasma modelling in mind. The measurements of the swarm coefficients and the availability of the data are briefly discussed. We try to give a summary of the past ten years and cite the main reviews and databases, which store the majority of the earlier work. The need for reinitiating the swarm experiments and where and how those would be useful is pointed out. We also add some guidance on how to find information on ions and fast neutrals. Most space is devoted to interpretation of transport data, analysis of kinetic phenomena, and accuracy of calculation and proper use of transport data in plasma models. We have tried to show which aspects of kinetic theory developed for swarm physics and which segments of data would be important for further improvement of plasma models. Finally, several examples are given where actual models are mostly based on the physics of swarms and those include Townsend discharges, afterglows, breakdown and some atmospheric phenomena. Finally we stress that, while complex, some of the results from the kinetic theory of swarms and the related phenomenology must be used either to test the plasma models or even to bring in new physics or higher accuracy and reliability to the models.

AB  - A broad review of electron swarm studies completed recently is presented with a common thread of both being motivated by major applications which use swarm physics as part of their phenomenological foundation and also with a strong presence of nonconservative (electron number changing) collisions. The review is mainly based on the activities of Gaseous Electronics Laboratory Belgrade and it cannot cover all recent and ongoing activities in swarm physics but it attempts to cover the majority of topics covered by swarm physicists in general. Thus we start with recent determinations of the cross sections from the transport data and calculations of the transport data from the cross sections from other sources in gases such as NO, N2O and mixtures of Ar and N2. We proceed to show how the presence of radicals affects the transport coefficients in CF4, a gas with great potential for applications. The basic features of the transport are discussed for dc and rf electric and magnetic fields. In those two chapters we mainly focus on kinetic phenomena such as negative absolute mobility, non-conservative effects in particle transport and how angle between magnetic and electric field affects the transport coefficients. We also discuss application of semi empirical formulas. Finally we analyze positron transport and its difference from the transport of electrons. The Positronium formation cross section is significantly larger than that for analogous electron non-conservative processes (i.e. electron attachment). Thus transport of positrons gives a much stronger nonconservative effects including a new effect of the negative differential conductivity (NDC) in the bulk (WB - velocity of the center of the swarm that is relevant for the real space diffusion equation) drift velocity while the conditions required for NDC do not exist for the flux drift velocity (w F - mean velocity of particles in the swarm that is relevant for the calculations of flux when using continuity relation).

In those two chapters we mainly focus on kinetic phenomena such as negative absolute mobility, non-conservative effects in particle transport and how angle between magnetic and electric field affects the transport coefficients. We also discuss application of semi empirical formulas. Finally we analyze positron transport and its difference from the transport of electrons. The Positronium formation cross section is significantly larger than that for analogous electron non-conservative processes (i.e. electron attachment). Thus transport of positrons gives a much stronger nonconservative effects including a new effect of the negative differential conductivity (NDC) in the bulk (WB - velocity of the center of the swarm that is relevant for the real space diffusion equation) drift velocity while the conditions required for NDC do not exist for the flux drift velocity (w F - mean velocity of particles in the swarm that is relevant for the calculations of flux when using continuity relation).",

AB  - We have used a combination of a simple semi-analytic theory - Momentum Transfer Theory (MTT) and exact Monte Carlo (MC) simulations to develop Br - in Kr and Xe momentum transfer cross sections based on the available data for reduced mobility at 300K as a function of E/N. At very low energies, we extrapolated obtained cross sections using Langevin's cross section and supplemented it by the total detachment cross section. Other possible reactive processes have not been taken into account. A good agreement for the mean energy and diffusion coefficients is an independent proof of the validity of the cross sections that were derived for the negative ion mobility data.

AB  - We have used a simple semi-analytic - momentum transfer theory (MTT) to develop negative halogen ions/noble gases momentum transfer integral cross sections based on the available data for reduced mobility at 300 K as a function of E/N. The unfolded cross sections were validated or further improved by assuring a good agreement between our Monte Carlo (MC) calculated transport data and the available experimental results. The data are produced with an aim to provide plasma modellers with cross section data and transport coefficients. We have also calculated the net rates of elastic scattering and detachment.

AB  - We review techniques to prepare, evaluate and apply sets of cross section and transport data for negative ions that are required for the modeling of collisional non-equilibrium plasmas used for processing of microelectronic circuits. We collect and discuss the transport coefficients and cross section sets. We have compiled data for negative ions in CF4 and CF4-related negative ions in rare gases. In addition, we consider data for F- and CF3- in rare gases. Furthermore, we analyze the cross sections of halogen negative ions in rare gases and other molecules. This is followed by the data for SF6 related ions in SF6 and in rare gases. The cross section for scattering of O- in O-2 has been derived from the transport data and used to make calculations of the transport properties. Finally we give a brief discussion of the availability of the data for H- ions in H-2. We have derived cross sections in several cases but the basic aim is to show the basic features of transport coefficients. In particular we discuss the need to represent properly some details such as the non-conservative nature of transport coefficients and the anisotropy of diffusion. Application of approximate theories and representations of cross sections are also discussed.
